Speakers and synopses of the presentations are as follows.

SilverSAM, a Sintering Innovation for Power Electronics by Dr Eric Kuah, Vice President, Technology
Dr Eric Kuah will be discussing the newly developed sintering material and pressure sintering process and demonstrating SilverSAM, a sintering innovation for power electronics that can ensure good sintered bond of all dies within a package. Good sintered bond packages are able to operate under higher temperature thus creating higher reliability. Manufacturing cost is also lower as there is no cleaning needed after the sintering process because there is no oxidation of the package.

SilverSAM is an innovation that is currently available for test packaging power module use in the electrification of vehicle.

MEMs and Sensors Market for Internet of Things (IoT) by Peter Tsang, Senior Sales Manager
Micro-Electro-Mechanical Systems (MEMs) and sensors are key enablers in the new era of IoT, Artificial Intelligence, robotics, and smart technology. There is sustainable growth in this market and many new and interesting applications. The package design, assembly flow and process requirements are highly customized. Process Challenges and Solutions for Different Heterogeneous Integration Approaches by Dr Li Ming, R&D Director
Heterogeneous integration (HI) has been known as one of the enablers for “More-than-Moore” technology, largely because achieving business returns from node scaling on the front-end technology is becoming more challenging. Through heterogeneous integration, the package designer is able to spite the original single IC chip (SOC) into different segments, and to connect them together again during the assembly stage, so that the final package performs the same function as a monolithic chip. By doing this, each segment can now be more focused on the wafer fabrication with its corresponding node technology.

Dr Li Ming will cover the process challenges on interconnect and the corresponding solution including manufacturing equipment solution for different heterogeneous integration approaches.

Smart Manufacturing by Andy Tee, Senior Project Manager
Industry 4.0 initiative has driven manufacturing to transform from conventional human-dependent to SMART approach through automation and digitization. Dr Eric Kuah, Vice President, Technology
Topic: SilverSAM, a Sintering Innovation for Power Electronics

As Vice President of ASMPT, Dr Eric Kuah’s responsibilities include the development of new technologies for encapsulation packaging in the IC and LED area, and managing a team of engineers in the various engineering disciplines from mechanical to materials engineering. A recipient of the prestigious Singapore Institute of Engineer Gold medal, he has published more than 20 papers and holds over 10 US patents.

Mr Peter Tsang, Senior Sales Manager
Topic: MEMs and Sensors Market for Internet of Things (IoT)

Mr Peter Tsang is currently the Senior Sales Manager and Country Manager of Philippines for ASMPT. Philippines is one of the key locations with many sensor assembly factories. With over 15 years of assembly and packaging experience, he has participated in deployment of packaging solutions with foreign invested IDMs, international and domestic OSATs in China South, West and Philippines.

Dr Li Ming, R&D Director
Topic: Process Challenges and Solutions for Different Heterogeneous Integration Approaches

Dr Li Ming, R&D Director for Enabling Technology at ASMPT, heads the Process and Packaging Technology Development Team to explore advanced packaging technologies. Before joining ASM in June 2004, Dr. Li worked in the University of London (UK), the Institute of Materials Research and Engineering (Singapore), and the Chinese University of Hong Kong (Hong Kong). She was awarded BSc and MSc in Materials Science and Engineering by Shanghai Jiao Tong University, China, and earned her PhD in Materials Science from the University of London, UK. Dr Li has published more than 100 papers in leading journals & technical conferences.

Andy Tee
Topic: Smart Manufacturing

Mr Andy Tee is Senior Project Manager at ASMPT responsible for the project management of key corporate accounts, as well as the i4.0 Smart Factory Solution program for the Backend Equipment business unit of ASMPT. He is a semiconductor industry veteran with over 20 years of working experience in semiconductor manufacturing, including Operation, NPI Project Management, Automation and Material Engineering.
